Leveraging its mature power semiconductor platform, Microchip has established a comprehensive power module portfolio covering silicon-based, IGBT, mSiC® and Si+SiC hybrid architectures. This portfolio addresses differentiated requirements such as cost control, high reliability, high-frequency efficiency and lightweight integration, and is suitable for diverse power conversion applications including industrial automation, renewable energy (solar and wind power), automotive electric drives, aerospace, AI computing power supply, and energy storage inverters, whilst enabling the rapid implementation of mainstream topologies such as half-bridge, full-bridge, three-phase six-cell and boost configurations.
I. Silicon Power Modules
Microchip’s silicon-based power modules utilise bare die packaging centred on silicon MOSFETs and silicon fast-recovery diodes. As a mature and stable traditional power solution, they feature standardised packaging specifications, strong compatibility, reliable supply and significant cost advantages.
The devices utilise aluminium oxide substrates and low-inductance packaging layouts, with optional built-in temperature sensing and current-sensing solutions. They withstand a wide operating temperature range and are resistant to shock and humidity, making them suitable for power conversion applications at medium and low voltages and moderate switching frequencies.
Key advantages: Mature technology, simple drive circuitry, low system design barriers, comprehensive supporting driver resources, and long-term reliability verified through extensive industrial applications.
Typical applications: General-purpose industrial power supplies, small UPS systems, low-voltage motor drives, auxiliary power supplies for charging points, standard welding power sources, and power supply units for automated equipment.
II. IGBT Modules
Microchip IGBT modules are equipped with third- and fourth-generation trench field-stop and the new-generation IGBT7 chips. They integrate IGBTs with silicon freewheeling diodes and are available in mainstream packages such as SP6 and DP3 DualPack 3, with voltage ratings covering 650V, 1200V and 1700V. with current ratings ranging from tens of amperes to 900A, supporting topologies such as three-phase inverters and half-bridge configurations.
Compared to standard silicon MOSFET modules, IGBTs offer superior conduction losses under high-voltage, high-current conditions and possess excellent short-circuit withstand capability, making them suitable for high-power conversion from low to medium-high frequencies. The IGBT7 series further optimises switching losses and thermal stability, enhances power density and reduces thermal management demands, meeting the requirements for continuous heavy-duty operation. Microchip ...
Key advantages: High current-carrying capacity, excellent short-circuit resistance and a balanced cost-performance ratio, making them a classic, workhorse solution for high-power power conversion.
Typical applications: Centralised photovoltaic inverters, wind power converters, high-power industrial variable-frequency drives, electric drives for construction machinery, energy storage PCS and auxiliary power supplies for rail transport.
III. Silicon Carbide mSiC® Modules (mSiC® Power Modules)
Microchip’s mSiC® silicon carbide modules constitute its flagship wide-bandgap product line, comprising SiC MOSFET modules and SiC Schottky diode modules. They are available in packaging platforms such as BZPACK, HV-D3, SP6LI, with voltage ratings extending up to 3.3 kV. Substrates are available in aluminium oxide and high-thermal-conductivity aluminium nitride; they feature extremely low stray inductance and minimal Rds(on) temperature drift, supporting high-frequency designs that can significantly reduce the size of heat sinks, capacitors and magnetic components, thereby enhancing the overall power density of the system.
The BZPACK series meets the stringent HV-H3TRB reliability standards for high-voltage, high-temperature and high-humidity environments, making it suitable for harsh conditions; the HV-D3 3.3 kV module is designed for medium-voltage solid-state transformers and is specifically engineered for cutting-edge applications such as powering AI computing servers and megawatt-level fast charging for heavy-duty vehicles.
Key advantages: Extremely low switching losses, higher operating frequencies, high-temperature resistance and minimal thermal requirements, resulting in significantly improved system energy efficiency and reduced overall system size.
Typical applications: On-board chargers (OBCs) for new energy vehicles, main drive inverters, high-voltage DC fast charging, solid-state transformers, aerospace actuation systems, high-frequency induction heating and medium-voltage industrial drives.
IV. Hybrid Modules (Hybrid / HPD Hybrid Power Drive Modules)
Microchip’s Hybrid Power Drive (HPD) modules utilise a **heterogeneous integration approach combining silicon and SiC devices**, combining IGBTs with SiC diodes, or SiC MOSFETs with silicon devices, within a single package. This approach balances efficiency gains with cost considerations, addressing the high cost associated with all-SiC solutions; Certain HPD models go a step further by integrating a three-phase power bridge, driver circuitry, sampling resistors, temperature monitoring and telemetry protection circuits, forming an integrated smart power module that significantly reduces the number of external components, simplifies PCB layout and shortens development cycles.
The SP7HPD is a representative model, featuring a lightweight, slim-profile, low-inductance package that meets the aerospace DO160 environmental standard. It is designed for high-reliability aerospace actuation applications such as flight control, landing gear and thrust vector control, whilst also being suitable for high-end industrial servos and specialised power supplies.
Key advantages: A balanced solution offering lower power losses than pure silicon or IGBT modules, whilst being more cost-effective than all-SiC modules; the integrated version includes built-in drive and monitoring functions, enabling rapid development.
Typical applications: Aerospace electromechanical actuators, high-end servo drives, specialised UPS systems, high-power medical power supplies, and industrial power conversion equipment where both energy efficiency and budget constraints are critical.
